摘要

We report the blue semipolar (2021) ΜLED array which exhibited excellent optical-electrical characteristics and polarization performance. A high 3-dB bandwidth of 1.056 GHz under a current density of 2.5 kA/cm2 and 1.8 Gbit/s data rate were achieved in a certain free-space transmission distance.
