A Low-Power Current Readout for 77K Cryo-CMOS Quantum Systems with In-Circuit Model Extraction and Embedded Leakage-Based Temperature Monitoring

摘要

A low-power cryo-CMOS interface operating at 77 K, including the pulse generator and the current readout, is implemented for charge-based quantum systems. To compensate the inaccuracy caused by amateur cryo-CMOS models at 77K, in-circuit model extraction is proposed in this work. Key model parameters such as the transconductance and the threshold voltage are successfully extracted at 77 K by configuring the readout circuits in the extraction mode. The pulse generator and the current readout are implemented in TSMC 40 nm CMOS 1P10M process. A leakage-based temperature sensor is also embedded on the same chip. The supply voltage is 0.9V, and the overall power consumption is about 150 µW.
