Abstract

Room temperature operation of photonic crystal lasers optically pumped by a vertical cavity surface-emitting laser (VCSEL) was demonstrated. Metalorganic chemical vapor deposition was used to grow four 1.2% compressively strained InGaAsP quantum wells on an InP substrate. Electron beam lithography was used to define the photonic crystal structure. A threshold pump power of 2.4 mW and operation of pulses as long as 200 ns was obtained.
