D-band Push-push Coupled-line Oscillator in 90-nm CMOS

Abstract

In this paper, a D-band push-push oscillator is proposed by employing a novel gate-to-source coupled-line feedback network. The combination of a coupled-line and a transmission line based feedback network is proposed to improve the oscillator's harmonic output power and DC-RF efficiency. The coupled-line parameters have been optimized for a D-band implementation in a 90-nm CMOS. The measurement shows a high output power of -5.9 dBm at 143.3 GHz with a DC-RF efficiency of 1.35 %.
