2-18GHz Reconfigurable Distributed Power Amplifier Using 0.25um GaN Technology

Abstract

In this paper, a reconfigurable distributed power amplifier is proposed based on 0.25 um gallium nitride (GaN) technology covering a bandwidth range of 218GHz. The proposed reconfigurable power amplifier is constructed by using reconfigurable capacitor technology, reconfigurable transmission line technology and reconfigurable resistors. With the proposed reconfigurable technology, the proposed power amplifier can successfully cover a broadband of 2-18 GHz, while maintaining a high efficiency. For verification, a prototype is designed, tested and measured. It has achieved PAE>15% over 2-14GHz. The peak output power is 36.2 dBm, and the chip size is 3.85*1.7 mm2.
